Fudan University produces 18.97% black silicon solar cells

Department of Light Science and Engineering of Fudan University Lu Ming's research group used black silicon materials to produce highly efficient solar cells. The related research results were published in the "Nanotechnology" recently and were selected as "Selection of Nanotechnology".

It is reported that the research group proposed a new method to improve the efficiency of the battery. This method uses black silicon material, and the efficiency of the prepared battery exceeds the highest level of the battery of the same type in the world, reaching 18.97%. Researchers fabricated pn junctions by diffusing phosphorus on p-type single-crystal Si (100) and using chemical etching methods to form porous black silicon in the n-type emitter with a reflectance in the ultraviolet-visible range of less than 0.3%.

Compared with a planar crystalline silicon cell, this black silicon cell has broad spectrum characteristics and its photoelectric conversion efficiency is as high as 18.97%. Since the silicon nanocrystal has a higher bandgap than crystalline silicon, the open circuit voltage of the black silicon cell is higher than that of the corresponding planar silicon cell. Moreover, the gradient bandgap structure of the emitter suppresses the recombination of electrons and holes on the front surface. Due to the high absorbance in the short wavelength range, the photovoltaic response at short wavelengths is also good.

The researchers said that compared with other black silicon cell preparation methods, this black silicon manufacturing method is simple, and has a lower reflection (less than 0.3%) in a wide wavelength range, and quantum efficiency in the short wavelength range. Very high, indicating that the surface complex is smaller. The production of such a black silicon solar cell does not require any additional equipment, and is simpler, less costly, and more effective than the traditional suede addition and subtraction reflective film.
